Signetics's FBGA packages are laminate substrate packages
with plastic overmolded encapsulation and array of
fine pitch solder ball terminal.
They offer chip scale and light weight package which are suitable for portable and mobile products. FBGA package uses a matrix format substance, a common mold chase, standard assembly technology
and accommodates different package sizes
to offer manufacturing flexibility and reduce time to market effectively.
